金属-氧(yang)化物半(ban)(ban)导体(ti)场效(xiao)应(ying)晶(jing)(jing)体(ti)管,简称(cheng)(cheng)金氧(yang)半(ban)(ban)场效(xiao)晶(jing)(jing)体(ti)管(Metal-Oxide-SemiconductorField-EffectTransistor,MOSFET)是一(yi)种(zhong)可(ke)以(yi)广(guang)泛使用在模拟电路(lu)与(yu)数(shu)字电路(lu)的场效(xiao)晶(jing)(jing)体(ti)管(field-effecttransistor)。MOSFET依(yi)照(zhao)其“通道”(工作载流子)的极性不(bu)同,可(ke)分为“N型(xing)”与(yu)“P型(xing)”的两(liang)种(zhong)类(lei)型(xing),通常又称(cheng)(cheng)为NMOSFET与(yu)PMOSFET,其他简称(cheng)(cheng)尚包括NMOS、PMOS等。

(1)用测电阻法区分结型场效应管的电极对VMOSV沟道增强型场(chang)效(xiao)应管(guan)(guan)丈量跨导(dao)性(xing)能时,可(ke)用(yong)红表笔接源极(ji)S、黑表笔接漏极(ji)D,这就持平于在源、漏极(ji)之间加(jia)了一个反(fan)向电(dian)压。此刻栅(zha)极(ji)是开路(lu)的(de)(de)(de),管(guan)(guan)的(de)(de)(de)反(fan)向电(dian)阻(zu)(zu)(zu)值(zhi)是很不(bu)稳(wen)定的(de)(de)(de)。将万用(yong)表的(de)(de)(de)欧姆档选在R×10kΩ的(de)(de)(de)高(gao)(gao)阻(zu)(zu)(zu)档,此刻表内电(dian)压较(jiao)高(gao)(gao)。当用(yong)手(shou)触(chu)摸栅(zha)极(ji)G时,会发现管(guan)(guan)的(de)(de)(de)反(fan)向电(dian)阻(zu)(zu)(zu)值(zhi)有明显地改变,其改变越大,阐明管(guan)(guan)的(de)(de)(de)跨导(dao)值(zhi)越高(gao)(gao);假设被测管(guan)(guan)的(de)(de)(de)跨导(dao)很小,用(yong)此法测时,反(fan)向阻(zu)(zu)(zu)值(zhi)改变不(bu)大。


(2)用测(ce)反(fan)向电(dian)(dian)阻(zu)值(zhi)的(de)(de)(de)(de)改变断(duan)(duan)(duan)(duan)定跨导的(de)(de)(de)(de)巨细当断(duan)(duan)(duan)(duan)定了(le)漏(lou)极(ji)(ji)D、源(yuan)(yuan)极(ji)(ji)S的(de)(de)(de)(de)方位后,按D、S的(de)(de)(de)(de)对(dui)应方位装人(ren)电(dian)(dian)路,通常(chang)G1、G2也(ye)会顺次(ci)对(dui)准方位,这就断(duan)(duan)(duan)(duan)定了(le)两(liang)个栅(zha)极(ji)(ji)G1、G2的(de)(de)(de)(de)方位,从而就断(duan)(duan)(duan)(duan)定了(le)D、S、G1、G2管脚(jiao)的(de)(de)(de)(de)次(ci)序。 用这种办(ban)法(fa)(fa)区分出(chu)来的(de)(de)(de)(de)S、D极(ji)(ji),还能够用估(gu)测(ce)其管的(de)(de)(de)(de)扩(kuo)大才能的(de)(de)(de)(de)办(ban)法(fa)(fa)进(jin)行(xing)验证,即扩(kuo)大才能大的(de)(de)(de)(de)黑(hei)表笔(bi)(bi)所(suo)接的(de)(de)(de)(de)是(shi)D极(ji)(ji);红表笔(bi)(bi)所(suo)接地是(shi)8极(ji)(ji),两(liang)种办(ban)法(fa)(fa)检(jian)查结果均应相同。 首(shou)要用丈量电(dian)(dian)阻(zu)的(de)(de)(de)(de)办(ban)法(fa)(fa)找出(chu)两(liang)个有电(dian)(dian)阻(zu)值(zhi)的(de)(de)(de)(de)管脚(jiao),也(ye)等于源(yuan)(yuan)极(ji)(ji)S和漏(lou)极(ji)(ji)D,余下两(liang)个脚(jiao)为榜首(shou)栅(zha)极(ji)(ji)G1和第二栅(zha)极(ji)(ji)G2。把先用两(liang)表笔(bi)(bi)测(ce)的(de)(de)(de)(de)源(yuan)(yuan)极(ji)(ji)S与(yu)漏(lou)极(ji)(ji)D之间的(de)(de)(de)(de)电(dian)(dian)阻(zu)值(zhi)记下来,对(dui)调(diao)表笔(bi)(bi)再丈量一次(ci),把其测(ce)得电(dian)(dian)阻(zu)值(zhi)记下来,两(liang)次(ci)测(ce)得阻(zu)值(zhi)较大的(de)(de)(de)(de)一次(ci),黑(hei)表笔(bi)(bi)所(suo)接的(de)(de)(de)(de)电(dian)(dian)极(ji)(ji)为漏(lou)极(ji)(ji)D;红表笔(bi)(bi)所(suo)接的(de)(de)(de)(de)为源(yuan)(yuan)极(ji)(ji)S。

(3)用(yong)(yong)(yong)测(ce)(ce)电(dian)(dian)(dian)(dian)(dian)(dian)阻(zu)(zu)法(fa)(fa)区分无象征的(de)场效(xiao)(xiao)应(ying)(ying)(ying)(ying)管运用(yong)(yong)(yong)这(zhei)种办法(fa)(fa)时要阐明(ming)几点:首要,在(zai)测(ce)(ce)验(yan)场效(xiao)(xiao)应(ying)(ying)(ying)(ying)管用(yong)(yong)(yong)手捏(nie)住栅(zha)极(ji)(ji)时,万用(yong)(yong)(yong)表(biao)针(zhen)(zhen)(zhen)也许(xu)向右(you)摇(yao)(yao)(yao)摆(bai)(bai)(电(dian)(dian)(dian)(dian)(dian)(dian)阻(zu)(zu)值减(jian)小(xiao)),也也许(xu)向左(zuo)摇(yao)(yao)(yao)摆(bai)(bai)(电(dian)(dian)(dian)(dian)(dian)(dian)阻(zu)(zu)值添加)。这(zhei)是(shi)因为(wei)人(ren)(ren)体感应(ying)(ying)(ying)(ying)的(de)沟通(tong)电(dian)(dian)(dian)(dian)(dian)(dian)压较(jiao)高(gao),而(er)不一(yi)(yi)样的(de)场效(xiao)(xiao)应(ying)(ying)(ying)(ying)管用(yong)(yong)(yong)电(dian)(dian)(dian)(dian)(dian)(dian)阻(zu)(zu)档测(ce)(ce)量(liang)时的(de)作业点也许(xu)不一(yi)(yi)样(或许(xu)作业在(zai)饱和区或许(xu)在(zai)不饱和区)所形成的(de),实(shi)验(yan)标明(ming),大都管的(de)RDS增大,即表(biao)针(zhen)(zhen)(zhen)向左(zuo)摇(yao)(yao)(yao)摆(bai)(bai);少数管的(de)RDS减(jian)小(xiao),使(shi)表(biao)针(zhen)(zhen)(zhen)向右(you)摇(yao)(yao)(yao)摆(bai)(bai)。但不论表(biao)针(zhen)(zhen)(zhen)摇(yao)(yao)(yao)摆(bai)(bai)方向怎么,只需表(biao)针(zhen)(zhen)(zhen)摇(yao)(yao)(yao)摆(bai)(bai)起(qi)伏较(jiao)大,就(jiu)阐明(ming)管有(you)较(jiao)大的(de)扩大才能。第(di)二,此(ci)办法(fa)(fa)对MOS场效(xiao)(xiao)应(ying)(ying)(ying)(ying)管也合用(yong)(yong)(yong)。但要留心,MOS场效(xiao)(xiao)应(ying)(ying)(ying)(ying)管的(de)输人(ren)(ren)电(dian)(dian)(dian)(dian)(dian)(dian)阻(zu)(zu)高(gao),栅(zha)极(ji)(ji)G容许(xu)的(de)感应(ying)(ying)(ying)(ying)电(dian)(dian)(dian)(dian)(dian)(dian)压不应(ying)(ying)(ying)(ying)过高(gao),所以不要直接用(yong)(yong)(yong)手去(qu)捏(nie)栅(zha)极(ji)(ji),必需用(yong)(yong)(yong)于握螺丝刀的(de)绝缘柄,用(yong)(yong)(yong)金属(shu)杆(gan)去(qu)碰触(chu)栅(zha)极(ji)(ji),以防止人(ren)(ren)体感应(ying)(ying)(ying)(ying)电(dian)(dian)(dian)(dian)(dian)(dian)荷直接加到栅(zha)极(ji)(ji),引(yin)起(qi)栅(zha)极(ji)(ji)击穿。第(di)三,每(mei)次测(ce)(ce)量(liang)结(jie)(jie)束(shu),应(ying)(ying)(ying)(ying)当G-S极(ji)(ji)间(jian)短(duan)路(lu)一(yi)(yi)下。这(zhei)是(shi)因为(wei)G-S结(jie)(jie)电(dian)(dian)(dian)(dian)(dian)(dian)容上会充有(you)少数电(dian)(dian)(dian)(dian)(dian)(dian)荷,建(jian)立(li)起(qi)VGS电(dian)(dian)(dian)(dian)(dian)(dian)压,形成再进(jin)行(xing)测(ce)(ce)量(liang)时表(biao)针(zhen)(zhen)(zhen)也许(xu)不动(dong),只要将G-S极(ji)(ji)间(jian)电(dian)(dian)(dian)(dian)(dian)(dian)荷短(duan)路(lu)放掉(diao)才行(xing)。

依(yi)据上述办(ban)法(fa),用(yong)万用(yong)表的(de)R×100档,测结型场效应(ying)管(guan)3DJ2F。先将管(guan)的(de)G极(ji)开路,测得(de)漏源电阻(zu)RDS为(wei)600Ω,用(yong)手捏住G极(ji)后,表针向左摇摆,指示(shi)的(de)电阻(zu)RDS为(wei)12kΩ,表针摇摆的(de)起伏较(jiao)大,阐明该管(guan)是好(hao)的(de),并有较(jiao)大的(de)扩大才能(neng)。

具体办(ban)法:用万用表(biao)(biao)电(dian)(dian)阻的R×100档(dang),红表(biao)(biao)笔接(jie)源(yuan)极(ji)(ji)(ji)S,黑表(biao)(biao)笔接(jie)漏极(ji)(ji)(ji)D,给(ji)场效应管(guan)加上1.5V的电(dian)(dian)源(yuan)电(dian)(dian)压,此刻表(biao)(biao)针指示(shi)出的漏源(yuan)极(ji)(ji)(ji)间的电(dian)(dian)阻值。然后(hou)用手(shou)捏住结型场效应管(guan)的栅极(ji)(ji)(ji)G,将人体的感应电(dian)(dian)压信号加到栅极(ji)(ji)(ji)上。这样,因为管(guan)的扩大(da)效果,漏源(yuan)电(dian)(dian)压VDS和(he)漏极(ji)(ji)(ji)电(dian)(dian)流(liu)Ib都(dou)要发生改(gai)(gai)变,也即是漏源(yuan)极(ji)(ji)(ji)间电(dian)(dian)阻发生了(le)改(gai)(gai)变,由(you)此能(neng)够观(guan)察(cha)到表(biao)(biao)针有(you)较大(da)起伏的摇(yao)(yao)摆(bai)(bai)。假设手(shou)捏栅极(ji)(ji)(ji)表(biao)(biao)针摇(yao)(yao)摆(bai)(bai)较小,阐(chan)明(ming)管(guan)的扩大(da)才能(neng)较差;表(biao)(biao)针摇(yao)(yao)摆(bai)(bai)较大(da),标明(ming)管(guan)的扩大(da)才能(neng)大(da);若(ruo)表(biao)(biao)针不动,阐(chan)明(ming)管(guan)是坏(huai)的。



(4)用(yong)感应信号(hao)输人法(fa)(fa)(fa)估测场效应管(guan)(guan)(guan)的(de)(de)(de)扩大才能(neng)详(xiang)细办法(fa)(fa)(fa):首(shou)要(yao)将(jiang)万(wan)用(yong)表置(zhi)(zhi)于R×10或R×100档(dang)(dang),丈量(liang)源(yuan)极(ji)(ji)(ji)(ji)S与(yu)(yu)漏极(ji)(ji)(ji)(ji)D之(zhi)间(jian)的(de)(de)(de)电(dian)阻(zu)(zu)(zu),通(tong)常(chang)在(zai)几十欧到几千欧规模(在(zai)手册中可知,各(ge)种不一样型(xing)号(hao)的(de)(de)(de)管(guan)(guan)(guan),其(qi)电(dian)阻(zu)(zu)(zu)值(zhi)(zhi)(zhi)是(shi)(shi)各(ge)不相同的(de)(de)(de)),假设(she)测得阻(zu)(zu)(zu)值(zhi)(zhi)(zhi)大于正常(chang)值(zhi)(zhi)(zhi),也(ye)许(xu)是(shi)(shi)由于内(nei)部触摸(mo)不良;假设(she)测得阻(zu)(zu)(zu)值(zhi)(zhi)(zhi)是(shi)(shi)无(wu)穷大,也(ye)许(xu)是(shi)(shi)内(nei)部断极(ji)(ji)(ji)(ji)。要(yao)留心,若(ruo)两个栅(zha)(zha)(zha)极(ji)(ji)(ji)(ji)在(zai)管(guan)(guan)(guan)内(nei)断极(ji)(ji)(ji)(ji),可用(yong)元件代换法(fa)(fa)(fa)进(jin)行检查(cha)。 测电(dian)阻(zu)(zu)(zu)法(fa)(fa)(fa)是(shi)(shi)用(yong)万(wan)用(yong)表丈量(liang)场效应管(guan)(guan)(guan)的(de)(de)(de)源(yuan)极(ji)(ji)(ji)(ji)与(yu)(yu)漏极(ji)(ji)(ji)(ji)、栅(zha)(zha)(zha)极(ji)(ji)(ji)(ji)与(yu)(yu)源(yuan)极(ji)(ji)(ji)(ji)、栅(zha)(zha)(zha)极(ji)(ji)(ji)(ji)与(yu)(yu)漏极(ji)(ji)(ji)(ji)、栅(zha)(zha)(zha)极(ji)(ji)(ji)(ji)G1与(yu)(yu)栅(zha)(zha)(zha)极(ji)(ji)(ji)(ji)G2之(zhi)间(jian)的(de)(de)(de)电(dian)阻(zu)(zu)(zu)值(zhi)(zhi)(zhi)同场效应管(guan)(guan)(guan)手册标明的(de)(de)(de)电(dian)阻(zu)(zu)(zu)值(zhi)(zhi)(zhi)是(shi)(shi)不是(shi)(shi)相符去(qu)区分管(guan)(guan)(guan)的(de)(de)(de)好坏(huai)。 。然后把万(wan)用(yong)表置(zhi)(zhi)于R×10k档(dang)(dang),再测栅(zha)(zha)(zha)极(ji)(ji)(ji)(ji)G1与(yu)(yu)G2之(zhi)间(jian)、栅(zha)(zha)(zha)极(ji)(ji)(ji)(ji)与(yu)(yu)源(yuan)极(ji)(ji)(ji)(ji)、栅(zha)(zha)(zha)极(ji)(ji)(ji)(ji)与(yu)(yu)漏极(ji)(ji)(ji)(ji)之(zhi)间(jian)的(de)(de)(de)电(dian)阻(zu)(zu)(zu)值(zhi)(zhi)(zhi),当测得其(qi)各(ge)项电(dian)阻(zu)(zu)(zu)值(zhi)(zhi)(zhi)均(jun)为(wei)无(wu)穷大,则阐(chan)明管(guan)(guan)(guan)是(shi)(shi)正常(chang)的(de)(de)(de);若(ruo)测得上述各(ge)阻(zu)(zu)(zu)值(zhi)(zhi)(zhi)太(tai)小或为(wei)通(tong)路(lu),则阐(chan)明管(guan)(guan)(guan)是(shi)(shi)坏(huai)的(de)(de)(de)。

(5)用测电阻法区分场(chang)效应管(guan)的好坏详细办法:将万用表拨在R×1k档上,任选两个电极,分别测出其正、反向电阻值。若两次测出的电阻值均很大,阐明是PN结的反向,即都是反向电阻,能够判别是N沟道场效应管,且黑表笔接的是栅极;若两次测出的电阻值均很小,阐明是正向PN结,即是正向电阻,判别为P沟道场效应管,黑表笔接的也是栅极。当出现两次测得的电阻值近似持平时,则黑表笔所触摸的电极为栅极(ji),其他两(liang)电(dian)(dian)极(ji)(ji)(ji)(ji)(ji)分(fen)(fen)别为漏(lou)极(ji)(ji)(ji)(ji)(ji)和(he)源(yuan)极(ji)(ji)(ji)(ji)(ji)。若不(bu)出(chu)(chu)(chu)现上述(shu)情况,能(neng)(neng)够(gou)互(hu)换黑、红表笔(bi)按上述(shu)办法进(jin)行(xing)测(ce)验,直到区分(fen)(fen)出(chu)(chu)(chu)栅极(ji)(ji)(ji)(ji)(ji)休止。 当某两(liang)个(ge)(ge)电(dian)(dian)极(ji)(ji)(ji)(ji)(ji)的(de)正、反向(xiang)电(dian)(dian)阻值(zhi)持(chi)平,且为几千(qian)欧姆时,则(ze)该两(liang)个(ge)(ge)电(dian)(dian)极(ji)(ji)(ji)(ji)(ji)分(fen)(fen)别是漏(lou)极(ji)(ji)(ji)(ji)(ji)D和(he)源(yuan)极(ji)(ji)(ji)(ji)(ji)S。由于(yu)对结型场效(xiao)应(ying)管而言,漏(lou)极(ji)(ji)(ji)(ji)(ji)和(he)源(yuan)极(ji)(ji)(ji)(ji)(ji)可交换,剩余的(de)电(dian)(dian)极(ji)(ji)(ji)(ji)(ji)肯定是栅极(ji)(ji)(ji)(ji)(ji)G。依据场效(xiao)应(ying)管的(de)PN结正、反向(xiang)电(dian)(dian)阻值(zhi)不(bu)相同的(de)景象,能(neng)(neng)够(gou)区分(fen)(fen)出(chu)(chu)(chu)结型场效(xiao)应(ying)管的(de)三个(ge)(ge)电(dian)(dian)极(ji)(ji)(ji)(ji)(ji)。也能(neng)(neng)够(gou)将万用表的(de)黑表笔(bi)(红表笔(bi)也行(xing))恣(zi)意触摸(mo)一(yi)个(ge)(ge)电(dian)(dian)极(ji)(ji)(ji)(ji)(ji),另一(yi)只表笔(bi)顺次去触摸(mo)其他的(de)两(liang)个(ge)(ge)电(dian)(dian)极(ji)(ji)(ji)(ji)(ji),测(ce)其电(dian)(dian)阻值(zhi)。
