场效应管

简单解释一下MOS场效应管的工作原理。
场效应管

MOS 场效应管也被称为MOSFET, 既Metal Oxide Semiconductor Field Effect Transistor(金属氧化物半导体场效应管)的缩写。它普通有耗尽型和加强型两种。本文运用的为加强型MOS 场效应管,其内部构造见图5。它可分为NPN型PNP型。NPN型通常称为N沟道型,PNP型也叫P沟道型。由图可看出,关于N沟道的场效应管其源极和漏极接在N型半导体上,同样关于P沟道的场效应管其源极和漏极则接在P型半导体上。我们晓得普通三极管是由输入的电流控制输出的电流。但关于场效应管,其输出电流是由输入的电压(或称电场)控制,能够以为输入电流极小或没有输入电流,这使得该器件有很高的输入阻抗,同时这也是我们称之为场效应管的缘由。
场效应管

为解释MOS 场效应管的工作原理,我们先理解一下仅含有一个P—N结的二极管的工作过程。如图6所示,我们晓得在二极管加上正向电压(P端接正极,N端接负极)时,二极管导通,其PN结有电流经过。这是由于在P型半导体端为正电压时,N型半导体内的负电子被吸收而涌向加有正电压的P型半导体端,而P型半导体端内的正电子则朝N型半导体端运动,从而构成导通电流。同理,当二极管加上反向电压(P端接负极,N端接正极)时,这时在P型半导体端为负电压,正电子被汇集在P型半导体端,负电子则汇集在N型半导体端,电子不挪动,其PN结没有电流经过,二极管截止。

关(guan)于(yu)场(chang)效应管(guan)(guan)(见图(tu)(tu)(tu)7),在(zai)栅(zha)极(ji)(ji)没有电(dian)(dian)压(ya)(ya)(ya)时,由前(qian)面剖析可知,在(zai)源(yuan)极(ji)(ji)与漏(lou)(lou)极(ji)(ji)之间不会有电(dian)(dian)流流过,此时场(chang)效应管(guan)(guan)处与截止(zhi)状态(图(tu)(tu)(tu)7a)。当有一个正电(dian)(dian)压(ya)(ya)(ya)加在(zai)N沟(gou)道(dao)的(de)(de)(de)(de)MOS 场(chang)效应管(guan)(guan)栅(zha)极(ji)(ji)上时,由于(yu)电(dian)(dian)场(chang)的(de)(de)(de)(de)作用(yong),此时N型半导(dao)体的(de)(de)(de)(de)源(yuan)极(ji)(ji)和漏(lou)(lou)极(ji)(ji)的(de)(de)(de)(de)负电(dian)(dian)子被(bei)吸收(shou)出来而(er)涌向栅(zha)极(ji)(ji),但由于(yu)氧化(hua)膜的(de)(de)(de)(de)阻(zu)挠(nao),使(shi)得(de)电(dian)(dian)子汇集在(zai)两个N沟(gou)道(dao)之间的(de)(de)(de)(de)P型半导(dao)体中(zhong)(见图(tu)(tu)(tu)7b),从而(er)构成电(dian)(dian)流,使(shi)源(yuan)极(ji)(ji)和漏(lou)(lou)极(ji)(ji)之间导(dao)通。我们也(ye)能够想(xiang)像为两个N型半导(dao)体之间为一条(tiao)沟(gou),栅(zha)极(ji)(ji)电(dian)(dian)压(ya)(ya)(ya)的(de)(de)(de)(de)树立相当于(yu)为它们之间搭了(le)一座桥梁,该桥的(de)(de)(de)(de)大(da)小由栅(zha)压(ya)(ya)(ya)的(de)(de)(de)(de)大(da)小决议。图(tu)(tu)(tu)8给(ji)出了(le)P沟(gou)道(dao)的(de)(de)(de)(de)MOS 场(chang)效应管(guan)(guan)的(de)(de)(de)(de)工作过程,其工作原理相似这里不再反复。

下(xia)面(mian)简(jian)述一(yi)下(xia)用C-MOS场(chang)(chang)(chang)(chang)(chang)效(xiao)(xiao)应(ying)管(guan)(加强型MOS 场(chang)(chang)(chang)(chang)(chang)效(xiao)(xiao)应(ying)管(guan))组成(cheng)的应(ying)用电(dian)(dian)(dian)(dian)(dian)路的工作(zuo)过(guo)(guo)程(见图(tu)9)。电(dian)(dian)(dian)(dian)(dian)路将一(yi)个加强型P沟(gou)(gou)道(dao)(dao)MOS场(chang)(chang)(chang)(chang)(chang)效(xiao)(xiao)应(ying)管(guan)和一(yi)个加强型N沟(gou)(gou)道(dao)(dao)MOS场(chang)(chang)(chang)(chang)(chang)效(xiao)(xiao)应(ying)管(guan)组合在(zai)一(yi)同(tong)(tong)运(yun)用。当输入端(duan)(duan)为低电(dian)(dian)(dian)(dian)(dian)平(ping)常(chang),P沟(gou)(gou)道(dao)(dao)MOS场(chang)(chang)(chang)(chang)(chang)效(xiao)(xiao)应(ying)管(guan)导通(tong)(tong)(tong)(tong),输出端(duan)(duan)与电(dian)(dian)(dian)(dian)(dian)源正极接(jie)通(tong)(tong)(tong)(tong)。当输入端(duan)(duan)为高电(dian)(dian)(dian)(dian)(dian)平(ping)常(chang),N沟(gou)(gou)道(dao)(dao)MOS场(chang)(chang)(chang)(chang)(chang)效(xiao)(xiao)应(ying)管(guan)导通(tong)(tong)(tong)(tong),输出端(duan)(duan)与电(dian)(dian)(dian)(dian)(dian)源地接(jie)通(tong)(tong)(tong)(tong)。在(zai)该电(dian)(dian)(dian)(dian)(dian)路中,P沟(gou)(gou)道(dao)(dao)MOS场(chang)(chang)(chang)(chang)(chang)效(xiao)(xiao)应(ying)管(guan)和N沟(gou)(gou)道(dao)(dao)MOS场(chang)(chang)(chang)(chang)(chang)效(xiao)(xiao)应(ying)管(guan)总(zong)是在(zai)相反(fan)的状态下(xia)工作(zuo),其(qi)相位输入端(duan)(duan)和输出端(duan)(duan)相反(fan)。经过(guo)(guo)这种工作(zuo)方式我们(men)能够取得(de)较大的电(dian)(dian)(dian)(dian)(dian)流输出。同(tong)(tong)时由于(yu)漏电(dian)(dian)(dian)(dian)(dian)流的影响,使(shi)得(de)栅压在(zai)还没有(you)到0V,通(tong)(tong)(tong)(tong)常(chang)在(zai)栅极电(dian)(dian)(dian)(dian)(dian)压小于(yu)1到2V时,MOS场(chang)(chang)(chang)(chang)(chang)效(xiao)(xiao)应(ying)管(guan)既被(bei)关(guan)断(duan)。不(bu)同(tong)(tong)场(chang)(chang)(chang)(chang)(chang)效(xiao)(xiao)应(ying)管(guan)其(qi)关(guan)断(duan)电(dian)(dian)(dian)(dian)(dian)压略有(you)不(bu)同(tong)(tong)。也正由于(yu)如此,

使得该电路不会由于两(liang)管同(tong)时导通而形成(cheng)电源短路。
